The carrier concentration temperature dependent curves showed bumps that indicated defects present in the samples. The comparison of Hooge parameters between the samples did not show an increase in flicker noise for those with QDs. Current Blocking induces the "Space Charge Effect" which degrades the Unity Short Circuit Current Gain Frequency (ft) mainly by decreasing the carrier transit time through the collector, resulting in the increase of the diffusion capacitance especially in the high current density region where quasi-saturation effects occur. In this high current density region, the Knee Voltage also decreases due to Current Blocking induced Quasi-Saturation effects. Though it is well studied that the severity of current blocking is a function of collector current density and heterojunction barrier height, complex designs that position regions such as spacers and graded layers at the junction make it difficult to determine which region(s) contribute the most to the greatest severity of current blocking and corresponding diffusion capacitance.
